A tungsten carbide dicing / slitting
blade is little similar to diamond cutting blade in terms of OD, TH, and ID. One of the major differences is that it has teeth instead of diamonds doing the cutting work.
Tungsten carbide dicing / slitting blades are typically used in slow speed cutting machine. The typically rotate at low RPM’s (mostly below 1,000 RPM). Typical application for tungsten carbide saw blades are green ceramics, PC Board substrates, fiberglass, laminates, MLP/QFN, and similar materials. Tungsten carbide saw blades cannot be used on most standard dicing saws designed for use with diamond dicing blades. Tungsten carbide saw blades fine teeth would be damaged at such high RPM’s almost instantaneously.
Best performance on using these type of blades on materials such as QFN packages for example will be achieved at 500 to 800 RPM’s at feed rate of 100mm/sec. At this speed and feed rate the tungsten carbide blade will provide superior cut quality, smaller burrs and minimum spearing. Another advantage of using these type of blades is the high feed rate that can be used. The tradeoff is typically shorter blade life. Typically about 200 meters on most applications.
Tungsten Carbide dicing / slitting blades may only be used with tape, because they produce greater pushing power. Better adhesion of die will be with thicker tape.
